However, efficient thermal management is crucial to ensure the reliability and longevity of GaN HEMTs. This article presents a comprehensive assessment of GaN HEMTs' thermal resistance utilizing thermosensitive electrical parameters [1]. By leveraging the temperature-dependent behavior of key electrical parameters, we aim to provide valuable insights into the thermal performance of GaN HEMTs, ultimately contributing to enhanced device reliability and performance [2].
